What temperature is required for the transfer step? What is the maximum temperature which can be used during solder transfer?
Transfer typically requires temperatures 10-20 degrees C above the solder melting temperature. The MFT (Mold Fill Tool) and STT (Solder Transfer Tool) are designed for temperatures up to 400C. The limiting factor is the ability of certain materials (o-rings, etc.) to handle temperatures above 300C. A specific customer requirement for high temperature will accelerate the qualification of these materials.
